Eine kombinierte Beschichtungs- und Ätzanlage bestehend aus zwei unabhängig bedienbaren Modulen, einem PECVD Modul und einem Plasmaätzmodul mit ICP Quelle. Die Anlage soll zu Forschungszwecken eingesetzt werden und Substrate bis 200 mm Durchmesser bearbeiten können. Dabei steht nicht ein produktionsrelevanter Waferdurchsatz im Vordergrund sondern vielmehr die flexible Handhabung der Prozessparameter und Reproduzierbarkeit. Mit dem PECVD Modul sollen insbesondere Silizium-Nanodrähte gewachsen werden bzw. Silizium Dünnschichten abgeschieden werden. Das ICP Ätzmodul wird zur Strukturierung von metallischen Dünnschichten und zum Deep-Silicon ätzen eingesetzt. Jedes Modul soll über einen eigenen Load-lock verfügen und PC gesteuert sein. Die Lieferung soll als Komplettsystem mit den notwendigen Komponenten für Temperierung, Abgasreinigung und Vakuumpumpen erfolgen.
